Summary
Resonant tunnelling diodes (RTDs) exhibit two main features at room temperaturewhen compared to other semiconductor devices, wideband negative differentialconductance (NDC) and an extremely high operating frequency reaching 1.92 THz.The wideband NDC leads to electrical gain and when DC polarized in the NDCregion the RTD produces a radio frequency (RF) signal whose frequency isdetermined by its intrinsic capacitance and by the equivalent inductance of theconnecting circuitry. The high operating frequency, on the other hand arises fromthe very thin double barrier quantum well (DBQW) structure, which makes theRTD the fastest pure solid-state electronic device operating at room temperature.These unique features make it possible for the RTD to operate as a voltagecontrolled electronic oscillator (VCEO), providing and interesting solution forhigh-speed communications. Moreover, the portion of its current–voltage (I–V)characteristic exhibiting negative differential conductance (NDC) provides theelectrical gain needed to implement very simple high frequency electrical oscillatorsand countless other electronic and optoelectronic devices with new functionalities.A wide number of optoelectronic devices and circuits based on III-V semi-conductor compound materials can benefit from the integration with RTDs, takingadvantage of the NDC produced by DBQW structures. Such optoelectronic devicesinclude laser diodes, semiconductor optical amplifiers (SOA), photo-detectors andelectro-absorption modulators. Interestingly, in the past years resonant tunnelllingdiode electronics and optoelectronics high-speed technology has already demon-strated wide-spread potential for disruptive applications which include THz emittersand detectors for imaging and communications beyond 5G, single-photon switchesand detectors and mid-IR detectors for sensing, and more recently neuromorphicfunctionalities for neuromorphic computing and artificial intelligence systems.
